While the thermal pad provides a low impedance thermal path between the die and the top ground plane of the PCB, the thermal impedance of the vias linking the top and bottom ground planes should be considered. Texas Instruments recommends having thermal vias directly beneath the thermal pad that are 20 mil in diameter with a hole size of 8 mil. Use Equation 4 to calculate the thermal resistance of one thermal via through an FR-4 PCB that has a thickness of 1.561 mm.
Decreasing the diameter of the thermal via or increasing the hole size increases thermal resistance. The suggested 8 mil hole size and 20 mil diameter requires minimal solder wicking from the thermal pad to the bottom layer and keeps the thermal resistance of the via to a minimum. Figure 2-4 shows recommended via placement.
